For me the scariest one was with the little boy with the gas mask. The one that kept going around asking "Are you my mummy?" That one creeped me out quite a bit. The rest didn't bother me but that one did. Not sure why. Once I saw it all (it was in 2 parts) it was ok and I could handle it but the first half in particular really scared me.

I haven't found any of the doctor who stories "scary" per se, the only things in fiction I'm scared of are zombies and the girl from the ring, (Samara) don't ask me why, it's a long story!
However, my imagination can stretch a little and I have to say that the creepiest episode for me is either, "Are you my mummy?" gas mask boy, (otherwise known as The Empty Child and The Doctor Dances) or the clockwork androids from The Girl in the Fireplace (whenever you hear your bedside clock ticking at night, doesn't it just freak you out a little bit?!)

that little old lady was creepy, especially the way she acted so normal talking about her boys, just as she was about to suck somebodies blood out with a straw.

just watched (thanks to the magic of torrents) one of the scariest and contender for best episode ever - Blink.
Does for statues (especialy ones that look like angels) what Spearhead From Space/Terror of The Autons/Rose did for shop window dummies/plastic objects.
Bet you can't watch it with out blinking.
